Intel Sapphire Rapids Xeon-core processor that has not even had an official premiere yet

Intel Sapphire Rapids Xeon - der8auer zdelidował 56-rdzeniowy procesor, który nie miał jeszcze nawet oficjalnej premiery Just a moment ago, the blocked consumer processors from the Intel Alder Lake-S family debuted on the market . And although they have attracted the attention of consumers with their performance and new products, such as big.LITTLE architecture, 10 nm lithography or support for DDR5 RAM modules and PCIe 5.0 interface, enthusiasts reading PurePC realize that both the Blue and the Reds are getting ready for the premiere of the next CPU. One of them will be the server Intel Sapphire Rapids Xeon, which … are now available on the black market! This is what der8auer did by acquiring a 56-core unit. As befits him, he immediately started delid, i.e. removing the metal heat radiator (IHS).

Intel is also working on the Sapphire Rapids family -X, which will be the long-awaited return of the Blues to the HEDT segment.

Intel Core i9-12900K – Flagship Intel Alder Lake-S model has already been delid. We got to know the detailed dimensions of the core

Roman “der8auer” Hartung is a well-known German overclocker and mechatronics engineer, who designs and manufactures delid and extreme OC accessories. A new video has appeared on his YouTube channel, in which he presents a processor from the Intel family that he pre-purchased on ebay Sapphire Rapids Xeon designed for servers. It is a 56-core engineering unit labeled “Xeon vPRO XCC QWP3” Unfortunately, Roman did not have the LGA 4677 socket board to check its exact specification. and look under IHS.

The Raspberry Pi Compute Module 4 has been overclocked to a dizzying 3 GHz. However, unusual cooling was needed

The whole operation was difficult due to the size IHS and capacitors placed on the edges of the laminate, and the processor was damaged during it. In addition to using the proprietary delider, it was also necessary to heat the entire CPU and use a razor blade. Inside, we find a modular structure, where the EMIB technology is connected to four cores. After baking the processor in the oven, they were able to separate them from the PCB. This allowed us to establish that each of the silicon elements can theoretically accommodate up to 15 cores, giving us a total of a unit with 60 cores. Intel, however, decided to limit the number of active cores to 56 in order to increase the yield. You can see more in the video at the bottom of the publication.

Intel Core i9-9900K – deliding works, but sandpaper also

Finally, it is worth emphasizing that the Sapphire Rapids architecture will be available not only in servers and enterprise-class solutions, but also in ordinary mortals. Intel is working on the Sapphire Rapids-X family, which will be the long-awaited return of the Blue to the HEDT segment. The premiere is planned in the period in which we will also see the first consumer Intel Raptor Lake processors. So we are probably talking about the end of 2022. So far, the exact specification – cores, threads, clocks, TDP – remains a mystery.
